Package Development Engineer

Our client is a well-established player in the semiconductor industry, known for driving innovation across advanced packaging technologies. Due to expansion in their backend R&D team, they are seeking a talented and hands-on individual to join as a Package Development Engineer.

Key Responsibilities:

  • Drive new package design initiatives to meet customer-specific backend assembly requirements

  • Define material selection (BOM) and process flow for new package development

  • Perform technical risk assessments and troubleshoot packaging issues during the development stage

  • Collaborate with cross-functional teams to ensure alignment between customer needs and process capabilities

  • Manage project timelines, supplier coordination, and mitigation planning to ensure timely project execution

  • Support cost estimation activities through process flow mapping, material usage forecasting, and cycle time calculations

Skills & Experience Required:

  • Bachelor's degree in Engineering or Science (or equivalent)

  • Hands-on experience in semiconductor packaging development, backend process, materials, and equipment

  • Familiarity with structured problem-solving methodologies (8D, FMEA, RCA, statistical tools)

  • Proficiency in software tools such as AutoCAD, Minitab, and Microsoft Office

  • Strong attention to detail, project ownership mindset, and good communication skills
